The cost of making an iPAD by some estimates is half the price.. so Apple making 100% profit.. actually not true as they have invested in R&D.. but R&D cost per unit will be very low now considering that they have sold so many units.. and the iPAD & iPhone share the same OS.
Regarding flash memory chips, this is what I cut and paste from google:

Flash memory chips were also a significant portion of the iPad's costs. The chips, obtained from various suppliers including Samsung, account for $29.50 in costs on the 16 GB model, $59 on the 32 GB model, and $118 on the 64 GB model, according to Rassweiler.
So of course they make more money with the higher-end model..
